Dispensing System is suited for underfilling large die.

Press Release Summary:

Combining parts processing capabilities with jetting of underfill fluid, Axiom(TM) X-1020 High-Output (X-1020-HO) dispensing system increases throughput in underfilling die greater than 10 mm² that require longer flow-out time. Product consists of X-1020, DispenseJet® DJ-9000, loaders/unloaders, and conveyor module that contains heating stations. Jetting close to die edge, DJ-9000 shoots fluid stream down to 100 µm wide and produces wet-out areas down to 250 µm.

New High-Output Axiom(TM) Dispensing System X-1020-HO Increases Throughput for Long Flow-Out Underfill Operations

CARLSBAD, CA: Asymtek introduces the Axiom(TM) X-1020 High-Output (X-1020-HO) dispensing system for increased throughput for underfilling large die (>10mm square), which require longer "flow-out time." (Flow-out time is the time underfill fluid needs to spread out under a die). The X-1020-HO increases equipment utilization to mask flow-out time and achieve high-speed, high-throughput production.

Throughput is increased in two ways: by jetting the underfill fluid, and by processing 4 to 7 times more parts -- in standard parts carriers and magazines -- than in a typical system.

The X-1020-HO combines standard Asymtek products with a new conveyor module. The base platform consists of the award-winning X-1020, the DispenseJet® DJ-9000 and Asymtek loaders/unloaders. The new conveyor contains heating stations for pre-dispense, dispense, and post-dispense thermal management. The system processes either single or multiple carriers, automatically sensing what is loaded inside.

With the use of standard equipment, there is no loss of factory standardization and no need for additional operator training. Throughput is immediately increased with minimal impact to the cost of operation.

Jetting underfill avoids problems common with needle dispensing, such as bent needles, chipped die, dripping and excess fluid left on the needle. The DJ-9000 jets close to the die edge, shooting a fluid stream as small as 100 micrometers wide, and producing wet-out areas as small as 250 micrometers. Jetting has been shown to reduce the number of passes required, further increasing speed. Jetting alone can increase throughput when compared to traditional needle dispensing.

Summary of features and benefits with the X-1020-HO:
· Basic X-1020 and loader/unloader architecture, with standard spare parts
· Jetting technology for fluid deposition, but can also utilize other Asymtek jets, pumps and valves
· 4X to 7X part capacity
· Typical 3X to 5X throughput increase
· Maximized ratio of UPH to floor space (UPH = Units Per Hour)
· Minimal operator retraining
· Low cost of ownership.
