Richardson RFPD Introduces New 1-2700 MHz, RF Power GaN on SiC Transistor from NXP

Features high gain and ruggedness for range of CW, pulse and wideband RF applications

Richardson RFPD, Inc. announced today the availability and full design support capabilities for a new GaN on SiC depletion-mode HEMT from NXP Semiconductors.

The AFG24S100HR5 is a 125 W CW RF power GaN transistor that operates from 1 MHz to 2700 MHz and includes input-matching for extended bandwidth performance. With its high gain and high ruggedness, this device is suitable for a range of CW, pulse and wideband RF applications, including public mobile radios, ISM (industrial, scientific and medical), wideband laboratory amplifiers, and wireless cellular infrastructure.

Key features of the AFG24S100HR5 include:

  • Operating voltage: +50 Vdc
  • Gain (in 2500 MHz narrowband test circuit): 16.0 dB CW, 18.0 dB pulse
  • Efficiency (in 2500 MHz narrowband test circuit): 64.2% CW, 66.8% pulse
  • Thermal resistance: 0.86 ºC/W
  • Ruggedness: > 20:1 VSWR
  • Package: NI-360H-2SB ceramic flanged
