New Phase-Change Thermal Interface Material Simplifies Heat Sink Removal


December 18, 2001, Wobum, Massachusetts -- Chomerics, a division of the Parker Hannifin Corporation, has introduced THERMFLOW T766 phase-change material, which provides a low thermal resistance interface path between hot components and heat sinks while allowing easy removal of sinks for rework operations. T766 pads include a unique foil layer that lets heat sinks be removed without force and without leaving residue to be cleaned from component surfaces. The material consists of a tacky, electrically non-conductive phase-change film on one side of a highly conformable metal foil. The film attaches securely onto heat sinks or spreaders and is protected by the foil layer during assembly. This construction allows the pad to conform to mounting surfaces on thermal modules in laptop computers, on microprocessors in PCs, workstations and servers, and on BGA packages. Because no protective liners are required, assembly is simplified.

Patent pending THERMFLOW T766 is the newest thermal interface material (TIM) in the Chomerics family of phase-change products. Its solid film softens at component operating temperatures to fill air gaps and enhance performance of heat sinks and spreaders. The material has a low thermal impedance of just 0.04OC-in2NWatt. T766 pads are supplied kiss-cut on rolls for easy installation. Standard square pad sizes are 0.70 inch (17.8 mm), 1.0 inch (25.4 mm), and 1.25 inch (31.8 mm). Custom shapes are also available. Prices start at less than $0.08 /pad in large volumes.
