LX30007 is recommended for underfill and encapsulating applications. This two-part epoxy offers a low viscosity of 7,600 cps (sp#40 @ 1 rpm) and a glass transition temperature of 78°C. The epoxy produces strong bonds, exhibiting lap shears of over 2,000 psi. Furthermore, the epoxy offers the flexibility of curing at room temperature.
