Using Lead Frame, it is possible to achieve semiconductor package with thickness of 0.15 mm. Packaging leaves only necessary circuit portion of lead frame, removes plate mounting for IC chip, and in cases where it is structurally necessary, etches lead frame portion used for mounting IC chip into concave shape, into which IC chip is then embedded. Precision of plated area has been optimized from ±0.150 mm to ±0.050 mm.
