Aluminum nitride filled epoxy cures in 24 hr at room temperature or in 2 hr at 200°F. After curing, product exhibits thermal conductivity of 8.5 Btu-in./hr-ft²-°F and dielectric strength of 250 V/mil. Single-part, red pigmented adhesive provides tensile shear strength of 425 psi, coefficient of thermal expansion of 94 x 10-6 in./in./°F, and viscosity of 38,000 cP at room temperature. Volume resistivity is less than 0.025 ohm-cm at room temperature, and thermal conductivity is 0.5 W/m-°K. With mixed viscosity range of 100,000-110,000 cP, adhesive exhibits 2,500 psi tensile shear strength and 78 Shore D hardness.
